On-Chip Batteries as Distributed Energy Sources in Heterogeneous 2.5D/3D Integrated Circuits

Energy efficiency in digital systems faces challenges due to the constraints imposed by small-scale transistors. Moreover, growing demand for portable consumer electronics necessitates use of compact energy sources. To address these challenges, heterogeneous 3D IC technology has emerged as a promising solution former. Regarding latter, we propose concept distributed batteries within IC. This approach involves utilizing multiple smaller with different specifications among modules ICs. optimizes performance and overcomes limitations associated both ICs conventional power delivery methods. Distributed play vital role effectively managing heat generated sources Furthermore, they contribute achieving uniform distribution throughout entire structure, which ultimately ensures optimal modules. The simulation results indicate 40 percent enhancement more even heat. Additionally, proposed battery techniques improve delivery, enhance reliability, enable optimized voltage regulation while improving efficiency. In addition primary benefits, alternative configurations can offer extra storage capacity act efficient electromagnetic shields, resulting an impressive reduction external noises 60 dB.
